摘要:Lithography manufacturing process of linear grating is a complex precision manufacturing process, good environmental conditions are conducive to improve product quality, air velocity and temperature field formed by the air conditioning of a certain lithography workshop are simulated by the CFD in this paper and the parameters of the air conditioning is determined to meet the technology requirement, while influence of air temperature and velocity to the air flow of workshop is researched. The thermal deformation accounts for comprehensive deformation of 0.89%. The proportion is a great impact in precision manufacturing and need to be fully considered in the subsequent equipment improvements. The research can provide a theoretical basis for the actual production, test cost and test time can be reduced.
